The internal quantum efficiency of LEDs decreases _____ with temperature.
Exponentially increasing
Exponentially increasing option is correct.
The internal quantum efficiency (IQE) of an LED is the ratio of radiative recombination events to total recombination events inside the active region. Non-radiative recombination pathways such as Shockley-Read-Hall and Auger recombination are thermally activated, and their rates grow rapidly with lattice temperature.
As a result the IQE falls off with temperature \(T\) approximately as \(\eta(T)=\eta_{0}\exp(-T/T_{1})\) — an exponential decrease with increasing temperature. This is why high-power LEDs need aggressive heat sinking: even modest self-heating causes a disproportionate drop in radiative efficiency. Linear behaviour or a decrease of temperature does not match the measured IQE-versus-T characteristic of III-V LEDs.
